    • The growth condition such as As/Ga flux ratio might cause the difference in temperature range of surface reconstruction. Considering that low As/Ga flux ratio corresponds to low As pressure condition, it is expected that the transition temperature from the (2×2) to (19 × 19) surfaces decreases by decreasing the flux ratio, resulting in the shrinkage of temperature range for the (2×2) surface.

    • The error of temperature range depends on the accuracy of the desorption energy and the validity of ideal gas in the chemical potential calculation. The error in Ede in the present calculation condition is ∼0.05 eV, which results in the variation of transition temperature within 20 K.
