A 3 dB cutoff frequency of 1.5 GHz corresponds to a rise time of approximately 233 ps, which is even slower than that measured in Fig. 2(b). It should be mentioned, however, that the detector response time was observed to vary with the operating conditions, such as incident power (consequently, a variable attenuator was used in front of the detector to optimize the detected power for maximum speed at each laser bias), and wavelength.
